It has been discovered that AMD’s RX Vega GPUs come in two different forms, one of which features a dark substrate between each chip on Vega’s silicon interposer while the other leaves this gap empty. 

This means that there is an aesthetic difference between some RX Vega GPUs, with the version that has the black filler material offering an easier time when it comes to cleaning off and replacing the GPU’s thermal paste. This has also lead many to wonder if these two forms of Vega are functionally different, though AMD has been quick to set these rumours aside. 

Below is AMD’s official response to these aesthetic differences, with the company stating that they use multiple partners to assemble the company’s Vega 10 GPUs onto an interposer. Each partner has their own unique methods for manufacturing, though the end product will always perform the same.  

 


We have multiple manufacturing partners for Vega10 package assembly. To meet the high-volume production that we target with Vega10, we need access to most of the world capacity for 2.5D interposer technology. Each partner has unique processes, including one which has an epoxy fill to level the entire SOC surface. This specificity is inconsequential to the system solution and all Vega10 packages are form, fit and function equivalent. As there is no functional difference, any Vega10 package flavor can be binned into a Vega10 XL, XT or XTX.

To make a long story short, AMD says that both versions of Vega are functionally identical and that one does not perform better than the other, which makes sense given this is a change in the interposer and not a change in the GPU or HBM silicon itself. 

AMD has also confirmed that silicon from both manufacturers has been binned for the RX Vega 56, RX Vega 64 and RX Vega 64 XTX (Liquid cooled version), which means that both Vega GPUs are used across AMD’s whole Vega lineup and that one doesn’t necessarily bin better than the other. 

There have been those that have noticed minor height differences between each of Vega’s three dies, though to say the least these height differences are minor and should not affect thermal performance in a big way.
